On the 300mm line, a 2°C drift in soft bake isn’t just a CD shift. It’s a pile of wasted wafer starts. So we built the quartz halogen heating bulb to hold thermal behavior inside the process window, even when the fab is running wide open.
What matters under the hood
The emitter is a short-wave halogen inside a high-purity quartz envelope, throwing fast, radiant heat with low thermal inertia. Across the bake surface, wafer-level uniformity stays within ±0.1°C, so the photoresist sees repeatable temperature instead of hot spots. The bulb profile supports tight thermal budgets in both soft bake and hard bake, and the output stays stable enough to keep critical dimensions in spec over long runs. Cleanroom Class 1–100 compatibility comes from low outgassing materials and a build that doesn’t cough up particle spikes when it gets hot.
Why this matters in lithography
In lithography, temperature repeatability goes straight to yield. With this bulb, you get consistent line-width control, fewer PWQ rejects, and less drift that you have to chase down to the bake step. The fast thermal response cuts cycle time without overshoot, and the stable output keeps scrap out of the stream. Units have run 5,000+ hours with less than 5% output drop, which translates to fewer change-outs and less unplanned downtime. Energy use is tight because the heat is matched to the wafer area, not the chamber mass.
Field notes you’ll appreciate
The bulb doesn’t like local hot spots, so mount it with the specified fixture alignment and airflow. Double-check reflector geometry and socket temperature rating — otherwise you’ll end up with uneven heating. It’s compatible with standard OEM equipment, but confirm integration during preventive maintenance to avoid connector mismatch and to keep cleanroom particle performance where it needs to be.
